摘要

Transmission X-ray has the capability to identify BGA open joints and Microcracks with oblique angle viewing of 55 to 70 degrees. There is 5 to 10% difference in parameters (voltage and power) for optimal performance between Lead Free and Tin Lead board for the Transmission X-ray machine. More work is needed for the correlation study between X-ray and Cross-section SEM images of Microcracks and other Alternate methods.
