摘要

Workpiece temperature is a very important influence factor to TiN film quality in multi-arc ion plating process. In order to predict the workpiece temperature in plating process,the influence factors to workpiece temperature was discussed from the aspect of energy. According to conservation of energy,an equation between workpiece temperature and bias voltage,current,workpiece gross,workpiece material,heater power,and emission ratio of thermal baffle was established. The equation was solved with Mathematica and Matlab software,and the variation of workpiece temperature at different operational parameters was obtained. The comparison results of calculated values and measured values showed that the equation could provide certain references for the selection of operational parameters in practical production process.
机译:工件温度是影响多弧离子镀TiN薄膜质量的重要因素。为了预测电镀过程中的工件温度,从能量的角度探讨了影响工件温度的因素。根据能量守恒,建立了工件温度与偏置电压,电流,工件毛重,工件材料,加热器功率以及热挡板发射比之间的方程式。利用Mathematica和Matlab软件对该方程进行求解,得到了不同操作参数下工件温度的变化。计算值与实测值的比较结果表明,该方程可为实际生产过程中操作参数的选择提供一定的参考。
