STUDY OF LOW-TEMPERATURE WAFER BONDING WITH Au-Au BONDING TECHNIQUE

摘要

Feasibility study of low temperature metal bonding was investigated with the use of Au-Au diffusion bonding technique. Void-free bonding could be realized even at 100 °C with sufficient bonding strength. The average bonding strength is achieved around 20 MPa.
