High power, narrow linewidth and low noise single-mode InP-based diode lasers operating in the 1300 nm wavelength range have important applications in cable television transmission system, local communication system and interfemmetric sensors. The previously reported maximum power for 1300 nm InGaAsP/InP DFB lasers is 315 mW CW. This power level compared with recently reported power levels of 1 W for 14xx nm InGaAsP/InP single-mode pump lasers and 440 mW for 1550 nm DFB lasers indicates that significant improvements in DFB operation at 1300 nm may also be realized. In this paper, we present record high power single-spatial-mode Fabry-Perot lasers emitting in 1300 nm range and demonstrate the applicability of the same high-power approach to the design of 1310 nm DFB lasers. The performance results of 1310 nm single-mode single-frequency lasers are comparable to the latest generation of high-power 14xx nm pump lasers and 1550 nm DFB lasers.
