Post Copper CMP: a Two Steps Cleaning Recipe

The article presents a Post Cu CMP cleaning recipe which is able to remove slurry residues, the damaged zone created by CMP and Cu contamination on the front and the back side of the wafer at correct levels, without any secondary effects, as Cu roughness increases or the barrier attack increases.
