The Challenges Of the Copper CMP Clean

In addition to the removal of the polishing slurry and its associated contaminants, a copper CMP cleaning process must remove the copper contamination in the surface and subsurface regions of the dielectric, on the bevel edge and on the backside of the wafer. The cleaning process must accomplish these goals while preventing the corrosion of copper lines.
