WLCSP - Taking It to the Next Level-(PPT)

WLP enables huge size and performance benefits for semiconductor devices, resulting in significant savings in system real-estate and system costs. Application space for WLP has rapidly grown from low pin count (< 20) analog/mixed signal devices to high pin count (>100) RF devices. WLP technologies have been successfully demonstrated on low - k (65 nm) technologies. WLP is now available on 300 mm wafers as well.
