All-optical methodology for characterizing CMP of copper damascene structures

This paper describes all-optical, non-contact, non-destructive thickness measurements made directly on post-CMP copper Damascene structures. Measurements are made across an individual array to show erosion, and on ultiple Damascene arrays distributed across a wafer to indicate a post-CMP thickness uniformity.
