This paper describes the variious elements of the dispense cycle, and the associated processes that require closed-loop feedback control. We introduce the pie chart as a useful tool for analyzing the various steps in the underfill process, including conveying, heating, vision, and dispensing. Through analysis of the software-driven processes, throughput gains and quality or reliability enhancements can be easily identified. This paper includes some industry benchmarks for these processes and provides a step-by-step breakdown of dispensing proces considerations. Fluid dispensing parameters and how they affect cycle time are described in detail. The latest devleopments in high flow rate valve technooogy are illustrated.
