摘要

Provided are methods for etching and smoothening films by a periodic exposure to halogen-containing plasma and inert plasma inside a bias window. The methods are suitable for etching and smoothening films made of various materials in a semiconductor industry and also are applicable to application embodiments in optics and other industries.
