An indium electroplating composition containing a trace amount of a 1,10-phenanthroline compound for electroplating indium in a uniform smooth surface form substantially free of defects on a metal layer. The indium electroplating composition can be used for electroplating indium metal on a metal layer of various substrates such as semiconductor wafers and as a thermal interface material.
