摘要

This contribution presents a thermodynamical analysis of the formation process of InAs/InP(001) quantum dots (QDs) or quantum sticks (QSs) grown by metalorganic vapor phase epitaxy. This study, based on an analytical model of Tersoff et al. adapted to our QD geometry, describes the origin of QD shape anisotropy and size dispersion. It also explains the shape transition from QDs to QSs under As-poor growth conditions.
