IGBT模块并联时动态电流均衡控制策略研究

             

摘要

Insulated gate bipolar transistor(IGBT) has been widely used in modem power electronics industry.In order to increase the output current of the device,power density and a high performance-price ratio,the IGBT power modules are often operated in parallel.The complex operating conditions for instance,the imbalance temperature and device aging etc.In order to balance the current among the paralleled IGBT modules,they are usually derated.However,derating not only results in the increase of devices volume and cost,but also the waste of capacity.The factors that influencing the balancing of dynamic current are investigated and a new method of gate signal delay time control is proposed.Finally,the experiment verifies the correctness and availability of this method.%绝缘栅双极型晶体管(IGBT)在现代电力电子产业中得到了极为广泛的应用.为了增大装置的输出电流、提高功率密度并提升性价比,IGBT模块经常被并联使用.在并联过程中,温度不均衡、器件老化等复杂的运行工况,会导致并联模块间出现不均流,为了实现模块间的静动态均流,IGBT模块常常被降额使用,而降额不仅浪费了器件的容量,也导致了器件个数的增加、装置体积的增大和成本的增加.分析了动态不均流形成的因素,提出了一种新的门极信号延迟控制方法,该方法利用模块自身存在的杂散电感提取动态电流不均衡的程度.实验验证了所提方法的正确性与工程可用性.
