有机-ZnO纳米线混合光电二极管特性

     

摘要

采用水热法制备了1维ZnO纳米线,并通过改变ZnO纳米线的取向(横向和竖直)和不同的P型半导体材料,制备了不同的有机-ZnO纳米线混合光电二极管.通过改变光照与非光照的条件下并在光照条件下改变光电二极管与光源的距离,对所制备的光电二极管的相关特性进行研究.结果表明:采用水热技术能够制备高质量的ZnO纳米线;当光电二极管两端通正向电压时,光照时的电流大于非光照时的电流,当通反向电压时,结果则相反;同时,光电流还与光照强度有关,光照强度越大,光电流越大.%One-dimensional ZnO nanowires were fabricated by using the hydrothermal technique. By changing the orientation of the ZnO nanowires (horizontal and vertical) and using different p-type semiconductor materials, hybrid organic-ZnO nanowire photodiodes were prepared. Related characteristics of the photodiodes were investigated. When a forward voltage is applied, the photocurrent is greater under illumination than that without illumination. When a reverse voltage is applied, the result is opposite. The photocurrent is also related to the light intensity on photodiodes. The greater the light intensity is, the greater the current is.
