Application of Emission Microscopy in Failure Analysis

摘要

This paper introduces some applications of emission microscopy in failure analysis on electronic devices, for example: ESD damage, latch-up, the increment of reverse leakage. The process was fast and convenient. The location of the filure region was accurate and direct. Emission microscopy has become an effective and convenient technique in the process inspection and failure analysis.
