The use of a commercially available acid copper solution for copper sub-micron interconnects is presented. The bath is used for a wafer-plating marathon run in a manually operated 200-mm cup plater. The essential constituents of the bath are monitored with respect to bath aging. Electrical properties of the deposits are measured. Process control methodology relevant to operation is discussed.
