Viscoelastic analysis of thermal stresses in a PQFP

A three-dimensional finite element analysis is performed to evaluate the thermal residual stresses which arise from the differential coefficients of thermal expansion between the package constituents upon cooling from the molding temperature. Inlight of the stress profiles, potential failure mechanisms are identified at different locations in a 160-pin PQFP package.
