A 77 GHz GaAs pHEMT transceiver MMIC for automotive sensorapplications

A very compact coplanar transceiver MMIC using space-savingdual-gate pHEMTs has been developed for an FMCW radar system. The chipconsists of a two-stage medium power amplifier, a single-ended resistivemixer, a rat-race coupler and a single-stage high-gain amplifier, basedon 0.15 μm GaAs pHEMT technology. An output power of 10 dBm and aconversion loss of 1.5 dB were obtained at 77 GHz. The over-all chipsize is only 1.75×1.75 mm2
