PURPOSE: A semiconductor device of a laminate structure including a through electrode, a semiconductor memory device, a semiconductor memory system, and an operating method thereof are provided to stably transmit signals of semiconductor layers by preventing the collision of information transmitted between a plurality of semiconductor layers.;CONSTITUTION: A through electrode electrically connects a plurality of semiconductor layers(LA1-LAn). A temperature sensor(522A,542A) is arranged in the plurality of semiconductor layers, generates the first information related to a temperature of a corresponding semiconductor layer, and outputs the first information to a common path including the through electrode. A control circuit is arranged on each semiconductor layer and controls the output of the first information by a logic operation in response to a first signal.
