The experimental method for the determining the reactive component of an impedance of an avalanche-transit diode is considered. The method is based on synchronization of the avalanche-diode oscillator the impedance of which is being determined by an external harmonic signal. The obtained results are discussed. The engineering development of units based on solid-state active devices (Gunn diodes, avalanche-transit diodes (ATDs)) requires that information on impedances of these devices exist in order to calculate the parameters of the developed unit. The method for measuring the active component of an impedance of a commercially produced ATD was published in work. This paper is a development of work and contains additional information on the impedance of a millimetric-range ATD.
