This publication relates to selective and non-selective chemical mechanical polishing or planarization ("CMP") of semiconductor waters. In particular, the publication relates to acidic tungsten polishing slurries for semiconductor substrates. The Tables below provides the polishing formulation and process conditions. The graphs provide polishing data for the POU formulation under the polishing process conditions.
