High temperature magnetoresistance oscillations in a delta -l;ayer InAs< delta -Si>

Magnetoresistivity oscillations are studied in magnetic fields B<-35T at temperatures 2.7-80 K in structures with a delta -layer InAs< delta -Si>. The low-field low-temperature mobility spectrum reveals three species of carriers with different ensities and mobilities. In high fields a rich oscillation picture is observed at low temperatures consisting of up to 6 series as revealed from the Fourier-transform spectra. One series of oscillations with a period of approx1/20T persists to high temperatures (approx 80K). This series is acribed to magnetic intersubband resonance. It yields the intersubband distance of about 100meV.
