Nonlinear Transport Properties of Electron Y-Branch Switches

Nonlinear transport properties of Y-branched semiconductor nanostruc-tures were studied in the non-linear transport regime. The Y-branch switches (YBSs)were defined by electron beam lithography and wet etching techniques in modula-tion doped GaAs/AlGaAs heterostructures. Due to capacitive couplings betweendifferent branches, YBSs can be used as amplifiers, inverters, bistable switches andcompact logic gates with functional integration. Room temperature operation of alogic gate with gain solely based on coupled YBSs without external load resistors isreviewed.
