New IGBT device with planar gate and Field-Stop structure are installed in the newly developed 1200V module. For the high-speed applications, the planar gate structure is more suitable than the trench gate structure. As a result, in the high carrier frequency of 20kHz, the new IGBT module can achieve lower power dissipation by approximately 20% over the trench-gate IGBT module.
