We have measured intersubband electronic Raman scattering in GaAs/AlAs single quantum wells (QWs) over a wide range of subband separation 50-140 meV, or well width 10-18 nm. For a narrow (10 nm) QW, it was found that Raman spectra have only one peak of single-particle excitations, while absorption spectra have only one peak of collective charge-density wave with a remarkable energy shift due to dynamical many-body effects.
