Thin Silicon Chips and ACF Connection Technology for Contactless IC Cards

摘要

Thin contactless IC and technology using anisotropic conductive films combined with thinned semiconductor silicon chips has been developed. The thinned chips can be handled stably and efficiently by applying a new method of direct thin-chip transfer. This new technology can fabricate ultrathin contactless IC cards with a multi-chip structure.
