Low Cost on Board Technology

摘要

The paper presents the test results of the wire bonding chip on board technology with electroless nickel immersion gold surface finish. Included in the results of the Design of Experiments to determine the key process parameters to achieve optimal gold ball bonding on the PCB. The characterization of surface finishes before and after plasma cleaning is also presented. Finally, the reliability test results of test vehicles used to demonstrate this technology are presented.
