摘要

This paper present a new integrated heat sink using flat-plate miniature heat pipe with rectangular microgrooves to cool CPU. It was designed, fabricated, and tested. And its heat transfer performance and temperature distribution were investigated experimentally. The experimental results indicated that thermal resistance of the heat sink is in the range of 0.1℃ / W and 0.2℃ / W and temperature distribution on heat sink is uniform. Comparing to conventional heat sink using heat pipes, the integrated heat sink has higher efficiency of heat transfer, compacter structure, lower contact thermal resistance and lighter weight etc., which meet the demand of cooling higher heat dissipation power CPU. Finally, effect of air velocity on heat-transfer performance of the integrated heat sink is also investigated to provide experimental data to optimize further.
