摘要

A compact large-signal power HBT model has been developed to account for high-surrent-induced space-charge and Kirk effects. The extraction procedure of SPICE model parameters, including the separation of high-current and self-heating parameters, is discussed. Validation of the model thorugh measured dc and RF characteristics is shown.
