PURPOSE:To suppress effectively the generation of a transient power source current by operating a circuit part which becomes the cause for generating the transient power source current at a power source ON, by an internal power supply voltage generating circuit provided in a chip, and operating said circuit part about simultaneously or thereafter, when a substrate voltage generating circuit starts its operation by said operation. CONSTITUTION:A body circuit part 200 of a semiconductor device, a substrate voltage generating circuit 300 for generating a substrate voltage VBB to a substrate 1, and an internal power supply voltage generating circuit 400 for generating an internal power supply voltage VINT and supplying the VINT to 200 are contained in the semiconductor substrate 1 or a chip. The body circuit part 200 is operated chiefly by using the VCC from the outside as a power source in the same way as conventional one, but the circuit part which becomes a factor for generating a transient power source current is operated by the internal power supply voltage VINT at the power source ON, and a transient current is suppressed by delaying a rise of the VINT at the power source ON.
