PURPOSE:To obtain a stable single mode oscillation very efficiently by a method wherein a diffraction grating is composed of a laser active layer in which regions provided with a super lattice structure and other regions provided with a disordered super lattice structure are periodically arranged. CONSTITUTION:A laser active layer is provided, where regions 11 provided with a super lattice structure and other regions 12 provided with a disordered super lattice structure are periodically arranged in a direction R of the resonance. The regions 12 whose super lattice structure is disordered is mixedly crystallized and different from the regions 11 of a super lattice structure in a band gap energy and a refractive index. Therefore, the laser active layer 16 possessed of a periodical gain distribution in a resonating direction constitutes a diffraction grating. Here, when a current is made to flow between electrodes 20 and 21, light rays radiate owing to the recoupling of carriers in the laser active layer 16. The radiated light rays resonate in the stripe-like region in a direction of R, and laser rays L are projected from the end face of the laser. By these processes, a single mode oscillation high in efficiency and stability can be obtained.
