PROBLEM TO BE SOLVED: To provide a light-receiving element array and the like having high light-reception sensitivity in the near infrared spectrum; an optical sensor device; and a method for producing the light-receiving element array.;SOLUTION: The light-receiving element array 55 includes an n-type buffer layer 2 positioned on an InP substrate 1, a light-receiving layer 3 comprising a type-2 MQW, a contact layer 5 positioned over the light-receiving layer, and a p-type region 6 that goes through the light-receiving layer 3 and reaches the n-type buffer layer 2, wherein the p-type region, resulting from selective diffusion, is separated from the p-type region of an adjacent light-receiving element by a region that has not been selectively diffused, and a pn junction 15 is formed within the n-type buffer layer at the plane of intersection of the p-type carrier concentration of the p-type region and n-type carrier concentration in the buffer layer.;COPYRIGHT: (C)2012,JPO&INPIT
