Embodiments of the present invention include pitch segmentation techniques that extend the functionality of lithographic techniques beyond a minimum pitch. The pitch division technique described herein ensures that the pitch divided lines have the spatial isolation needed to prevent shorting problems. In addition, the pitch segmentation techniques described herein employ processing operations that increase the structural robustness of high aspect ratio features.;
