As we move into the 300 mm era of semiconductor production, novel materials, thinner films and smaller, more complex structures will make it harder for metrology tools to meet process-control accuracy and reproducibility requirements. The 1999 International Technology Road-map for Semiconductors (ITRS) identified several critical metrology challenges that must be overcome in the next five years.
