摘要

An output power increasing approach of on-chip terahertz sources is described. This approach is consists of oscillators synchronization by combining its in ring structure. The influence of ring parameters and number of oscillators on the phase stability is theoretically studied out. The presented oscillator was fabricated on 350 nm silicon-germanium technology. The results of experimental studies of fabricated generator are also presented.
