摘要

Electrophysical and optical characteristics of AlGaAs structures are considered. The nature of defects has been studied, and the ways of their neutralization in photosensitive AlGaAs and GaAs layers under application of ultrasonic fields have been analyzed. It has been shown that the ultrasonic treatment changes the surface properties of p-Ga_(1-x)Al_xAs layers and leads to the smoothing of heterogeneities.
