The design and manufacture technology of the tube cold plate, including cementing, welding and casting was introduced. The advantage, defects and requirements of the three types molding techniques were analyzed. The FloEFD was used to simulate the heat transfer performance of the three types of cold plate, which use three kinds of molding technique. The simulation indicates that when other conditions be equal, using different molding techniques have effects on the heat transfer performance of the tube cold plate, the heat resistance between the substrate and copper tube was smaller, the heat transfer performance of the tube cold plate was better.%介绍了埋管式冷板的设计及3种制造成形工艺:胶接、焊接和铸造,并分析了3种成形工艺的优缺点及对埋管式冷板散热性能的影响.采用有限元软件FloEFD对相同参数条件下同一模型不同成形工艺的埋管式冷板的散热性能进行了仿真对比分析,仿真结果表明:当其它条件相同时,不同成形工艺对埋管式冷板的散热性能具有一定的影响,基板与铜管之间的热阻越小,冷板的散热性能越好.
