Control of spatial distribution of As clustrers in lt GaAs by indium delta-doping

摘要

STwo-dimensional precipitation of excess As at In delta-layer has been studied in GaAs grown by molecular beam epitaxy at 200 deg C. We have shown a method to control spatial distribution of As clusters in the matrices uniformly doped with Si donsors or Be acceptors and undoped as weel.
