JSME'S RESEARCH ACTIVITIES ON RELIABILITY STUDY OF ELECTRONIC PACKAGING

摘要

In this paper, the author presents the research activities on the reliability study of electronic packaging organized by the Japan Society of Mechanical Engineers (JSME). The JSME has organized research committees as a consortium of universities and companies for about ten years to study the reliability issues of electronic packaging. The history of the JSME's research activities on the reliability study of electronic packaging and the highlights of results obtained in these research committees are described in this paper.
