This paper presents a wideband C-band 6-bit digital phase shifter monolithic microwave integrated circuit. The phase shifter is fabricated with a 0.25-μm GaAs pHEMT process technology. The synthetic design of different phase bits is introduced to this phase shifter, which has taken the all-pass network and the high-pass/lowpass network into consideration. The phase shifter has achieved the root mean square (RMS) phase error of less than 3.7° in the frequency range of 4.4-6GHz, the insertion loss better than 5.5 dB, and the voltage standing wave ratio (VSWR) less than 2.43 at all phase-shifting state. The chip size is 2.7×1.3 mm2.
