A four-graphene-field-effect-transistor integrated double-balanced mixer is presented in this paper. With 1.59 GHz and 1.61 GHz frequency input, the mixed signals feature an IIP3 of 12.7 dBm, which benefited from the linearity of graphene field effect transistors (GFETs). Due the passive nature of the proposed resistive mixer topology, it has zero power consumption. Size of the chip is smaller than 200 μm x 200 μm, integrated by two-metal-layer CMOS back-end-of-line technology. The mixer operates in gigahertz frequency range, consistent with large-signal compact model based simulations.
