Practical Technology Overview for Capillary Underfill Dispensing

摘要

This paper reviews many technologies and know-how for capillary underfill dispensing as well as principals of underfill technologies. They are very important to improve device reliability and production productivity. The technologies and know how include I-pass and L-pass dispensing pattern analysis for void reduction and shorter flow-out time; design tolerance consideration for underfill fillet size; jetting dispensing technology for higher UPH; and closed-loop process control for process consistency. This review should help design and process engineers to leverage the existing and latest technologies to their tasks.
