The applicability of diamond-turned diffractive optical elements (DOEs) to address the issue of non-planar substrates in photolithography is investigated for the first time. As a first systematic progress tilted surfaces are employed. Consistent illumination of a plane tilted by 30° is achieved by means of a DOE.
