As one of the methods that separately evaluates the electrical characteristic of each layer of 3 layer a-Si solar cell, voltage dependence of the spectrum photo-current, phase characteristic and the frequency dependence were examined experimentally. Where measuring layer is moved to another layer by an increase of applied reverse voltage, the transient voltage point is confirmed by examining the phase change additionally. The voltage dependence of the photo-current has low-frequency response. It is shown that the degradation cause of the parameter such as FF, which are not caught only in the spectral sensitivity characteristics, can be evaluated by the method, because those characteristics change by the degradation of the cell.
