Spot-size-converter integrated ASM-LD's with 44.8 mA record low operation current at 85°C

A spot-size-converter integrated laser diode (SSC-LD) with low current operation even under high temperatures is strongly demanded for access network systems. This is because it has excellent cost-effectiveness, such as efficient fiber coupling characteristics without lens and direct driving capability by an IC driver. However, a deterioration of modulation characteristics, especially under a high temperature condition, has often been observed in SSC-LD's, due to the integration of a tapered-waveguide in the cavity. Therefore, excellent lasing characteristics at high temperatures are required for the LD section of the SSC-LD's.
