Effect of Rare Earth Elements on Microstructures and Properties of Lead-free Solders

摘要

Soldering is an indispensable manufacturing process during fabrication of modern microelectronic devices. Sn-Pb solders possess advantages of low melting point, excellent performance and low cost. However, due to toxicity of lead, environmental regulations around the world have mandated elimination of lead-containing solders in electronic assemblies.
