A Compact, Single-Supply, DC to 30 GHz GaAs Active Input Match MMIC

A wideband MMIC amplifier using enhancement mode GaAs HEMTs and inductive peaking is described. The on-chip inductors are custom designed for low parasitics and small footprint, reducing the active chip area to 470 μm × 430 μm. When biased with a single supply of 3.5 V the amplifier consumes 40.2 mW and from dc to 29.6 GHz maintains an input return loss better 8.7 dB and a noise figure below 5.4 dB.
