A wideband Gilbert-cell mixer MMIC was proposed in this paper. The circuit was designed and implemented in a 1μm InP DHBT technology, and consisted of Gilbert-cell mixer, active balun, LO amplifier and bias network. The RF and LO ports are single-ended, which following wideband active balun. A 4-stage LO amplifier was employed to improve LO-IF isolation. On-wafer measurement results show that a 26.5GHz bandwidth was obtained. The typical conversion gain of 12dB can be achieved in designed circuit under LO input power of 10dBm, LO-IF isolation is 28dB at 18GHz. Total consumption is 240mW with a single -3V supply voltage, and the chip area is 1.30×0.85mm2.
