Novel EPD Using White Light for ILD Application

摘要

An end point detection (EPD) for inter-layer dielectric (ILD) is now possible by using white light. In this paper, a blanket wafer and patterned wafers of actual ILD application results will be introduced. The system uses peak position of manipulated reflectance versus remaining oxide film thickness.
