摘要

In this paper, the characteristic and efficiency of CdS/CdTe heterojunction solar cells were theoretically analyzed under AM1.0 illumination and AM1.5 illumination. The open circuited voltage, short circuited current, fill factor, efficiency of the solar cells was achieved to 0.988V, 29.1mA/cm~2, 0.883, 22%(AM1.0); 0.99V, 31mA/cm~2, 0.881, 27%(AM1.5) respectively at idealized limit conditions without any lost. Meanwhile, when some effect of material parameters were considered, the realistic open circuited voltage, short circuited current, fill factor, efficiency of CdS/CdTe heterojunction solar cells was about 0.984V, 25.0mA/cm~2, 0.881, 19.0 %(AM1.0); and 0.986V, 26.56mA/cm~2, 0.88, 23%(AM1.5) respectively. Given considerable progress that has been made in manufacturing CdS/CdTe solar cells in recent years as well as considering a rational theoretical analysis, the conversion efficiency of 23% is achievable in the near future.
